520 $a It has been discovered that photoactivated ring opening polymerization of 1.1,3,3-tetramethyl-1,3-disilacyclobutane takes place in the presence of Pt(acac)2. Excellent conversion (>90%) and high molecular weight (ca. 105) polymers are obtained in the absence of O2. Inhibition experiments reveal the coexistence of both homogeneous and heterogeneous catalytic species, with the former being more active than the latter. Pt colloid is proven to be the heterogeneous catalyst by a TEM study. Near UV irradiation of the platinum complex is thought to cleave the Pt-O bond and produce a coordinatively unsaturated species, which interacts with the Si-C bond of the four membered ring to give rise to the polymerization.
520 $a Efficient ring opening polymerization of TMDSCB takes place upon visible light irradiation (405 nm) in the presence of Pt(tfac)2 , Pt(btfac)2 and Pt(bac)2. Pt(hfac)2 is least active although it has the largest quantum yield of disappearance. Enhancement of catalytic activity is observed when O2 is excluded.
520 $a A poly(methacrylate) with a tethered silacyclobutane moiety was synthesized and it serves as a negative-tone photoresist. The functioning of chemical amplification was demonstrated by the dramatic postbaking effect. Therefore, this newly discovered photochemical process has potential application in photolithography process.
